p型GaN半導体形成に向け、注入したMgの濃度や熱処理条件によってGaNの内部でMgの分布や電気的なふるまいがどのように変化するかを理解するため、走査型透過電子顕微鏡（STEM）と3次元アトムプローブ(3DAP）、カソードルミネッセンス(CL)を用いて、Mg注入により形成された欠陥、及び、Mg偏析の挙動について解析を行ったのでその結果を報告する。
