Quantum cascade lasers (QCLs) are very attractive semiconductor emitters for various applications as a small light source in the infrared region. It is desired to realize surface-emitting QCLs because of the advantage in mass productivity. However it is difficult to apply a general VCSEL structure to the QCLs due to QCL emission is TM-polarized. In this research, we developed the surface-emitting QCL that extracts QCL light in the plane direction using a photonic crystal and achieved the lasing with a small divergence angle.
