We have investigated the surface finger electrodes of III-V solar cells suitable for high-power laser wireless power transmission. In this study, we demonstrated the finger electrode area dependence of the conversion efficiency of GaAs solar cells irradiated with 830 nm laser. As a result, we found that the optimum electrode area changed depending on the irradiation intensity and that the larger finger electrode area led to the improvement of conversion efficiency in the higher power irradiation over 8 W/cm2.
