表面反転層とCSC材料との接触抵抗を反映する電界効果トランジスタテストエレメントグループ（FET-TEG）を小面積セルと集積し、そのソース/ドレイン間ラテラルコンダクタンスσ_sdの熱処理（PDA）による変化と小面積（2cm角）セルのI–V特性のPDAによる変化との対応を示す実験結果を報告する。
