ミストCVD法において，原料水溶液をクロロ錯体化した場合とアセチルアセトナート(acac)錯体化した場合で，α-Ga₂O₃の500℃以上の高温域における成長にどのような違いが現れるかを検討した。我々がこれまで報告してきた，acac化したGaイオンやAlイオンが表面の水酸基と配位子交換する成長メカニズムが、高温域におけるα-Ga₂O₃成長でも働いていると考えられるのでこれを実験的に検討した。
