[13a-N307-4] Photo-response of MoS2-FET with CuPc, CoPc, and H2Pc molecules

Transition metal dichalcogenides containing molybdenum disulfide (MoS2) have attracted a lot of attention because they can easily form two-dimensional thin films at the atomic layer level and have excellent electrical properties. We have prepared field effect transistor (FET) devices consisting of several MoS2 atomic layers. After the surface on which phthalocyanine molecules (CuPc, CoPc, H2Pc) are adsorbed is irradiated with monochromatic light, the change of the drain current is observed.
