α‑(Al_xGa_1-x)₂O₃は、~5.3-8.8 eVのバンドギャップ変調可能な混晶系であり、超ワイドバンドギャップを持つヘテロ構造デバイスへの応用が期待される。 臨界膜厚はヘテロ構造デバイスの設計において重要であり、本研究では、m面α‑Al₂O₃基板上α‑(Al_xGa_1-x)₂O₃のコヒーレント成長および臨界膜厚について報告する。
