[21p-C202-3] Out-of-plane bulk photovoltaic effect in two-dimensional ferroelectrics CuInP2S6

CuInP2S6 is one of the ferroelectric two-dimensional materials. It possesses an out-of-plane spontaneous electrical polarization. In this study we fabricated a graphene / CuInP2S6 / graphene van der Waals heterostructure and characterized its properties. We succeeded to detect the signal associated with the polarization switching in I-V characteristics, for the first time in nano flakes isolated from the ferroelectric two-dimensional materials. The van der Waals heterostructure device further exhibits the bulk photovoltaic effect. The generated zero-bias photocurrent also changes its direction when the spontaneous electrical polarization of the CuInP2S6 nano flake is switched.
