これまでに，MOS界面欠陥評価法としてのチャージポンピング法をより体系化し，真に単一の界面欠陥の測定・評価を可能にして様々な事実を明らかにしてきた．今回，単一欠陥における両性準位のエネルギー位置関係の考察から得られた幾つかの知見を示し，単一欠陥を用いた両性準位の評価が有用であり，各準位における電子捕獲放出の素過程やAcceptorlike準位の形成過程などを直接観測できる可能性があることを示す．
