[16a-PA07-2] Verification of the ultimate response time (~ 1 ps) in quantum cascade detectors

Quantum cascade detectors (QCDs) are characterized by the ultra-high-speed photoresponse that is limited by the sub-picosecond intersubband scattering time of electrons. In an uncooled QCD with the peak response wavelength of 4.6 µm, we demonstrated a high-speed operation with a 3-dB cutoff bandwidth of 23 GHz through a reduction of a device capacitance. In addition, the ultimate response time of the present QCD was estimated to be ~1 ps by a comparison of the experimentally determined response time with the theoretical prediction.
