[17a-PA05-4] Variation of texture size depending on rotation speed of solution in anisotropic etching of Si wafers by microparticle-assisted texturing

Si基板上に形成するテクスチャの細微化と均一化を目的として、ガラスビーズを用いるmicroparticle-assisted texturing (MPAT)でのアルカリ溶液の回転速度の影響を調査した。回転速度250 rpmでのエッチングでは、2.5 μmを越えるテクスチャが多く含まれるSi表面が得られた。これに対し、回転速度1000 rpmでのエッチングでは、2.5 μm以上のテクスチャはほとんど見られず、1 μm未満の微小テクスチャが支配的な表面が形成された。
