先端半導体における界面と欠陥のマネージメンは、デバイス性能と信頼性の両面から極めて重要である。デバイス内の欠陥は、作製に用いるプラズマプロセスによって形成されることが多いが、異種材料間の界面近傍で生じる欠陥の発生メカニズムついては十分に解明されていない。今回、シリコン熱酸化膜 (Thermal SiO2)膜付 c-Si ウエハにアルゴン(Ar)イオンを照射し、Thermal SiO2 / c-Si 界面近傍の欠陥の発生と修復について考察を進めたので報告する 。
