Siウェハバックグラインド後のダメージ層除去にはフッ硝酸Siエッチングプロセスが一般的に用いられている。これまでに、Si(100)基板について、ウェハ面内のエッチング挙動の考察を行ってきた。近年、Si(100)基板以外にSi(111)基板を用いたデバイスが量産化されてきているが、Si(111)基板に対するフッ硝酸Siエッチングの詳細な検討はなされていない。Si(111)基板とSi(100)基板のウェハ面内のエッチング分布を比較し、エッチング挙動の違いについて考察を行った。
