1.5µm帯を含む短波長赤外光（SWIR）は、夜間に大気から強く放射されており、これを照明光とする暗視カメラが注目されている。しかしSWIR域の検出器は、感度が低く、暗電流も大きい課題がある。そこで我々は、エネルギーバンド構造が三角形をした光増倍型三角障壁フォトトランジスタに着目している。今回、InGaAsとInAlAsで障壁層を構成した赤外用素子を試作し、室温で小さな暗電流を得たので報告する。
