[15a-1E-8] High-Responsivity of Photodetector for Coherent Receiver by Low Propagation Loss of InP-Based 90o Hybrid

Since, an InP-based 90o hybrid is very useful for realization of a compact coherent receiver, we have studied the InP-based photodetector monolithically integrated with the 90o hybrid consisting of MMI structures. Consequently, high responsivity (>0.120 A/W) over C-band has been indicated for four-channel waveguide photodiodes. On the other hands, wide-bandwidth operation with decrease of the photodiode area has influence on a high responsivity property. In order to achieve both of these properties, we demonstrated the high responsivity by reduction of propagation loss for the 90o hybrid in this integrated waveguide photodiodes.
