[14a-P6-18] Observation of MOS interface consisting of GaN epitaxial layer and PCVD SiO₂ layer

GaNは優れた材料特性からパワースイッチングデバイスへの応用が期待されている。これまでに低欠陥のGaN基板上にSiO₂-MOSFETを作製し、ノーマリオフ型の出力特性や50 cm²/Vsを超える移動度を得た。FETデバイスにおいてはMOS界面の制御が重要であり、MOSキャパシターのCV特性から界面準位密度が1E11 cm^-2/eV 以下と小さいことがわかった。今回はSiO₂/GaN界面状態を分析電子顕微鏡で観察した。
