我々は酸化ガリウム(0-10)面単結晶基板の全面にSBDを作製し，電流電圧特性を測定した．次に同基板をエッチングし欠陥によるエッチピットの観察を行い，面内のエッチピットの分布を調べた．結果エッチピットの個数が多いほどSBDのリーク電流が高いことが分かった．これは結晶欠陥がリーク電流の経路になっていることを示している．
