[16a-A22-5] Crystal Orientation of β-Ga₂O₃ Thin Films Formed on Vicinal c-Plane Sapphire Substrates

本研究では、c面サファイアのオフ基板上にβ-Ga₂O₃薄膜を成膜して、その回転ドメインにどのような影響を及ぼすかを実験的に検討した。β-Ga₂O₃膜は(-201)配向しており、β-Ga₂O₃ のa軸の(-201)面への投影が基板c軸の傾いた方向と同じ側にくるドメインの方が多数形成されることが分かった。
