高温製膜アモルファスシリコンにおいて、高温製膜時に生じる膜表面の欠陥密度の増加とその低減法について発表する。350度以上にてPADS条件を用い作製される高光安定アモルファスシリコンにおいて、膜表面に集中する欠陥の生成過程を製膜中のガス温度および電子温度を基に考察し、膜表面に製膜した界面層とともに熱アニール処理を施すことで、膜表面欠陥の低減を実現した。
