SiCの熱酸化反応では温度やO₂分圧によって支配的となる反応が変化すると考えられている。C面上ドライ酸化では多量の界面欠陥が残留するとされているが、酸化条件の選択による界面特性向上の余地があることが想像される。本研究ではC面ドライ酸化時の温度及びO₂分圧の制御による界面特性の変化を評価した。
