[20p-P14-2] GaAs thickness dependence of efficiency and cost in GaAs/Si solar cells

In calculation results, higher conversion effciency of GaAs/Si double junction solar cells than that of GaAs single junction solar cells has been shown even though the thickness of top GaAs layer is thinner than 1000 nm. In this study, theoretial conversion efficinecy with the function of the thickness of top GaAs layer was calulated using Detailed Balance Theory. In addtion to it, the generation cost of electricity in GaAs/Si double junction solar cells and GaAs single junction solar cells were compared.
