我々はこれまでにAl₂O₃/SiO₂の繰り返し構造を持つMOSキャパシタにおいて、Al₂O₃-on-SiO₂界面のダイポール層のみを選択的に発現させることで+1 V以上のフラットバンド電圧シフトを実証したが、実際にダイポール層の生成・抑制を決定する因子の特定には至っていない。そこで界面混合層としてAl₂SiO₅膜を用いAl₂O₃/SiO₂界面の組成急峻性がダイポール層の生成・抑制に与える効果を検証した結果、Al₂O₃-SiO₂の系では界面混合によるダイポール層の抑制は起きなかった。
