従来のプロセスガスとは異なりGWPが非常に低い冷媒代替ガスであるHFO-1234zeを用いて、絶縁膜のエッチング特性を評価した。講演では、プラズマ中のイオン種、電子密度など様々な結果から反応機構を考察する。
