微細SOI-MOSFETにおいて発生する照射誘起寄生バイポーラ効果の抑制方法として，Source/Drain領域にSiGeを用いることが提案されている．本研究では，SiGeを導入したSOI-CMOS回路における重イオン照射効果について検討した．その結果，Ge濃度の増加に伴い出力反転時間が短縮されることをデバイスシミュレータにより確認した．
