We focus on the resonant tunneling diode (RTD) as a promising compact device for a terahertz integrated system. However, the oscillation frequency can be easily changed by bias voltage, and the oscillation linewidth is broad due to noise. To develop terahertz coherent systems and achieve ultra-high speed communication and highly sensitive sensing systems using RTD, we have integrated RTD with a photonic crystal cavity to stabilize the RTD oscillation and improve the oscillation quality. The oscillation spectrum exhibits a reduction in the variation of oscillation frequency and linewidth by the introduction of a photonic crystal cavity.
