[18p-E311-7] New high-TC ferromagnetic semiconductor: rare-earth monoxide GdO

Ferromagnetic semiconductors capable of electrically controlling magnetism are one of the important spintronics materials. However, none of the materials satisfied both high Curie temperature (TC) and strong spontaneous magnetization. We firstly succeeded in epitaxial synthesis of GdO thin films with anomalous divalent Gd ion, and discovered tha it is a new ferromagnetic semiconductor that satisfies both high TC (279 K) and strong spontaneous magnetization. GdO is an n-type semiconductor, and its spontaneous magnetization and TC depend on its carrier concentration.
