BaSi2 composed of cost-effective and non-toxic elements exhibits ultralow thermal conductivity due to the complex crystal structure. Therefore, BaSi2 is expected as an ecofriendly and high-performance thermoelectric material. Other works reported that BaSi2 exhibited lower power factor than that of usual thermoelectric materilals. As the reason, carrier concentration of BaSi2 is considered not to be optimized in the work. For realization of BaSi2 thermoelectric material, further reduction of thermal conductivity is also required in addition to increase of power factor. In this work, we develop BaSi2 film/ Si substrate with high thermoelectric performances by optimizing carrier concentration and thinning the film, which lead to increase of power factor and decrease of thermal conductivity, respectively.
