We report high-speed, ultra-small-size, on-chip electroluminescence (EL) emitters with high brightness by using semiconducting single-walled carbon nanotubes (SWNTs) thin films. The peaks of the EL emission spectra are 0.2 eV red shifted from the peaks of the absorption and the photoluminescence (PL) emission spectrum, which suggests emission from trions. Further, high-speed response of 100 ps order was experimentally observed from the EL emitters, which indicates several-GHz modulation is possible.
