[9a-PA2-32] Cell Area Dependence of Minute Organic Memory Characteristics with a DAE-Cu Composite Film prepared by Laser Scanning and Selective Metal-vapor Deposition

Selective metal-vapor deposition on photochromic diarylethenes (DAEs) signities that metal-vapor atoms deposit on the colored surface but not on the colorless surface. We have reported a minute organic memory can be fabricated by using laser scanning and maskless evaporation based on selective metal-vapor deposition. Here we report cell area dependence of electrical characteristics of the memory.
DAE was vaccum-evaporated onto ITO substrate (thickness: 40 nm). Then, Cu was deposited onto it and Cu atoms were absorbed into the colorless DAE film. Colored lines were generated by UV-laser (λ=375 nm) scanning and then Mg was evaporated onto the substrate without a shadow-mask. The ON-OFF ratio has cell size dependency and the 10 × 10 μm2 memory-cell with an ON/OFF ratio of 105 at 5 V was achieved. Switching time also showed cell size dependence and the test switching time of 300 ns was obtained for the 110 × 35 μm 2 cell.
