プラズマCVDは，SiO2/SiN積層構造の高速成膜に広く用いられる成膜技術であり，高速成膜，かつ，均一な面内成膜分布を緻密に制御するためには，プラズマ中の気相反応および表面反応のメカニズムを理解することが必要不可欠である．本発表では，プラズマシミュレーションを用いて，SiO2 PECVDプロセスにおける印加周波数と電極間ギャップ依存性から酸素イオンとラジカルに注目し，成膜および膜厚の均一性のメカニズム解明にアプローチした．
