[18a-Z17-11] The Characteristics of SiO2 Thin Films Coated with HC-PECVD

酸素をプラズマ源とし、TMDSOを前駆体としたHollow Cathode PECVDを用いて高密度SiO2膜を成膜する条件を検討した。成膜時圧力0.5Pa～1.5Paでスパッタ膜と同等の膜密度とみなせる屈折率1.46、Siに対して２％未満の炭素含有率のSiO2膜が得られた。これらの詳細を報告する。
