[19p-P06-6] Simulation Study on a GaN-npn HBT with a AlGaInN Emitter Layer and a Quantum Well Base layer

四元混晶AlGaInNをエミッタ層に備えたGaNベースのHBTという新しいデバイスコンセプトを考案。高周波無線通信分野への応用が有望である。
デバイス実現のためには、抵抗率の低い埋め込みp型導電層を形成することが不可欠であり、我々はp-GaNベース層にGaInN量子井戸（QW）を挿入することを特徴とするAlGaInN / GaN npnHBTを新たに提案する。本報告はこの新構造に関するデバイスシミュレーションの結果を提示する。
