Graphene/n-Si Schottky junction solar cells have been intensively studied due to the potentiality of the low-cost and high-efficiency. To further improve their performance, it is important to establish the precise analysis methods of the photovoltaic properties. Among them, the characterization of capacitance-voltage and impedance spectroscopy is a powerful method to assess both the bulk and the interface properties. Here, we report the more accurate analysis of C-V and IS measurements, considering the MOS capacitor embedded in the structure of solar cells.
