前回、我々はSi(100)基板をAr/4%H₂雰囲気中で熱処理することでSi表面の原子レベル平坦化を行い、その熱処理雰囲気依存性とMISダイオードの電気特性との相関について報告した。今回、Si(100)基板の熱処理による表面原子レベル平坦化について、熱処理条件に関する検討を行ったので報告する。
