ゲート金属の残留応力とゲート電極形状がGaN HEMTのゲートリーク電流に与える影響をデバイスシミュレーションで検討した．歪によるゲート電極外の分極変化より電極角度による電界緩和の影響が大きく，ゲートリーク電流は残留応力よりゲート電極の角度に強く依存することがわかった．
