次世代のパワーデバイス用材料として注目を集めている酸化ガリウム(β-Ga₂O₃)は，基板表面に存在するSi由来の不純物の除去が解決すべき課題となっている．今回我々はウェットエッチング処理を基板に行い，Si不純物の除去を試みた．また，エッチング処理を行った基板上にβ-Ga₂O₃薄膜を作製し，表面平坦性や不純物濃度を明らかにした．
