Substrate-type CdTe thin-film solar cells with a carbon / CdTe / CdS / ZnO:Al / Ag structure were fabricated. We achieved approximately 10% efficiency using the heat treatment (face-to-face annealing and 2nd CdCl2 treatment) after CdS deposition, and the 2nd Cu doping. For investigating the effects of the heat treatment after CdS deposition, we fabricated the substrate-type CdTe thin-film solar cells (a) without the face-to-face annealing and the 2nd CdCl2 treatment, (b) without the face-to-face annealing and with the 2nd CdCl2 treatment, (c) with the face-to-face annealing and without the 2nd CdCl2 treatment, and (d) with the face-to-face annealing and the 2nd CdCl2 treatment.
