[15p-A301-13] Influence of TSD density of the substrate on the occurrence of 3C-inclusions for the 4H-SiC on-axis epitaxial layers

超高耐圧SiCデバイスの実現には厚膜エピタキシャル成長が必要であるが、現在用いられているステップ制御エピタキシーでは、ステップ端から成長が破綻するため歩留りが低下する。そこで、スパイラル成長に着目し、4H-SiC on-axis基板C面上にエピタキシャル成長を行っている。今回、3Cインクルージョンの発生と基板の螺旋転位密度の関係を評価し、螺旋転位密度が低い場合、3Cインクルージョンの面積の割合が増加することが分かった。
