近年、大規模集積回路の二次元面内での集積化の限界から、チップの三次元積層技術の開発が進められている。中でもウエハ薄化技術の重要性は非常に高く、我々はマイクロ波水素プラズマを用いたSiウエハ薄化法の確立を目指している。本手法は、廉価、無毒性の水素のみを用いた低温、高能率、無歪み加工プロセスである。本発表では、Siウエハ薄化への可否を判断するために必要なSiの加工特性を調べたのでその結果を報告する。
