[11p-Z09-12] Measurement of neutral electroless copper plating rate with QCM method

中性無電解銅めっき法により室温でめっきし，めっき膜の時間推移をQCM法で計測した。めっき時間100 s まではめっき時間tの1.5乗，100 s以降はtの0.62乗に比例していた。最初の領域（t<100 s）は後から投入した原料の濃度がめっき表面で上昇している状態であり，t>100 sはめっき表面における濃度が原料供給律速で低下している状態と説明できる。今後，めっき液濃度比を変えて検証する必要がある。
